Due to the large concentration of electrons in N-side and holes in P side, they diffuse from their own side to other side and create immobile - charged region. This diffusion of majority charge carriers till the field due to the immobile charges becomes sufficient to halt the diffusion of the charge carriers. Hence, depletion region produces by diffusion of charge carriers.
